Gallium(III) oxide (Ga₂O₃), also known as gallium oxide, is an inorganic compound and an important material for ultra-wide-bandgap semiconductor technologies. It is available as a fine white powder or as a single-crystal substrate. With a melting point of approximately 1900 °C, the material offers very high thermal stability.
Ga₂O₃ occurs in several polymorphic modifications, including the α, β, γ, δ and ε phases. At room temperature, the monoclinic β modification, β-Ga₂O₃, is the thermodynamically most stable form.
One of the key properties of β-Ga₂O₃ is its ultra-wide band gap of approximately 4.8-4.9 eV. The material also features a critical electric field of around 8 MV/cm, making it highly attractive for high-voltage and power-electronic devices.
Gallium oxide also provides high transparency in the deep-ultraviolet and visible spectral ranges. This makes it suitable for solar-blind UV photodetectors and other specialized optoelectronic applications. Ga₂O₃ is insoluble in water but dissolves in hot mineral acids and strong alkaline solutions.
Industrial gallium oxide can be produced by thermal calcination of gallium nitrate, gallium hydroxide or gallium oxalate at temperatures above 800 °C. Single crystals can also be grown directly from the melt using processes such as the Czochralski or EFG method.
Gallium and its compounds are particularly important in power electronics, UV optoelectronics, sensing, catalyst technology and thin-film applications. Gallium oxide is also used as a source material for sputtering targets and functional oxide coatings.
